QUALCOMM SNAPDRAGON 855 / SM8150 HARDWARE ARCHITECTURE & POWER TOPOLOGY

1. POWER TREE ARCHITECTURE: MULTI-PMIC COORDINATION & SPMI BUS INTERFACE

   - Flagship SM8150 platforms divide power management across a tightly synchronized PMIC array:

     * Master PMIC (PM8150):

       Directly supplied by VPH_PWR (3.6V - 4.2V). Generates Always-On rails (VDD_AO_1P8, VDD_AO_0P8), houses the 38.4 MHz Master Clock oscillator circuit (CXO), 32.768 kHz RTC clock, Power-On State Machine, VDD_MEM (1.125V LPDDR4X rail), VDD_IO (1.80V), and UFS storage power (VCC 2.95V, VCCQ 1.20V).

     * Secondary PMIC (PM8150A):

       Dedicated high-current multi-phase buck regulator engine. Supplies the high-drain Kryo 485 CPU clusters: VDD_APC0 (Gold prime/performance cores, dynamic 0.65V - 1.15V VID), VDD_APC1 (Silver efficiency cores, dynamic 0.60V - 1.05V VID), and VDD_GFX (Adreno 640 GPU core).

     * Tertiary Charging PMIC (PM8150B / SMB1390):

       Controls Quick Charge 4+, USB Power Delivery (USB-PD), dual-cell buck-boost charging, OTG 5V/3A, and display bias/backlight.

   - SPMI Control Bus Architecture:

     * The SM8150 CPU communicates with all PMICs via the bidirectional Qualcomm SPMI bus (SPMI_CLK and SPMI_DATA) operating at 19.2 MHz. A cold solder joint, pad lift, or bridging on either SPMI line causes an immediate boot freeze or power shutdown.

2. BOOT SEQUENCE & TIMING BENCHMARK

   - Stage 1: Main System Rail (VPH_PWR)

     * Connecting battery or USB charger generates VPH_PWR (3.8V - 4.2V). VPH_PWR reaches input capacitors of PM8150, PM8150A, and RF PAs.

   - Stage 2: Standby & Oscillator Initialization

     * PM8150 creates standby LDO supplies (1.8V VREG_L6A, 0.8V VREG_L5A).

     * The PWR_KEY_N power key line is biased to 1.8V. The 32.768 kHz RTC crystal begins oscillating.

   - Stage 3: Hardware Power-On Trigger

     * PWR_KEY_N is pulled low (<0.4V) for >120ms.

     * PM8150 enables the 38.4 MHz Master Crystal Oscillator buffer (CXO) and asserts CXO_EN.

   - Stage 4: Synchronous Multi-Buck Stage Ramp-Up

     * PM8150 and PM8150A fire buck lines in strict timed sequence:

       Buck 1 (VDD_DIG_0P85): AP baseband digital core rail.

       Buck 2 (VDD_MEM_1P125): LPDDR4X memory voltage.

       Buck 3 & Buck 4 (VDD_APC0 / VDD_APC1): CPU Kryo cluster dynamic VID rails.

       Buck 5 (VDD_IO_1P8): System logic and bus interface rails.

   - Stage 5: Reset Release, PBL Execution & PS_HOLD

     * Peripheral LDOs stabilize (UFS VCC 2.95V, VCCQ 1.20V, sensors).

     * Master PM8150 releases active-low hardware reset: RESET_N (1.8V) to the SM8150 CPU.

     * CPU loads Primary Bootloader (PBL) from internal ROM.

     * Within 500ms, the CPU asserts PS_HOLD (1.8V) high back to PM8150.

     * CRITICAL: If PS_HOLD fails to latch high within 500ms (common in POCO X3 Pro / Mi 9 CPU solder joint fractures), the PMIC shuts down all buck outputs and restarts, creating a bootloop or immediate shutoff.

STEP-BY-STEP HOT AIR REWORK & REBALLING METHODOLOGY

1. UNDERFILL REMOVAL & POP DELAMINATION PREVENTION

   - Underfill Edge Cleaning:

     * Flagship SM8150 motherboards (Samsung S10, Mi 9, POCO X3 Pro) utilize dense, high-hardness black epoxy underfill around and beneath the CPU and RAM.

     * Mount PCB in a dedicated precision fixture. Set hot air station to 220°C - 240°C with 40% airflow.

     * Use a specialized ultra-thin curved scraping hook (0.1mm blade) to gently scrape away perimeter underfill around the SM8150 package and surrounding SMD bypass capacitors. Do NOT apply heavy lateral force to avoid knocking off 0201/01005 ceramic capacitors.

   - Dual-Layer PoP Separation vs. Single-Unit Extraction:

     * Method A (Two-Step Separation - Recommended for POCO X3 Pro / Mi 9 RAM/CPU rework):

       Shield surrounding ICs with Kapton tape and 0.1mm copper foil. Apply hot air at 335°C - 345°C (Quick 861DW benchmark, 45% airflow). Heat uniformly for 25 seconds. Slide an ultra-thin 0.05mm separating blade between the top RAM layer and lower CPU die. Lift RAM gently when solder liquefies (183°C leaded or 217°C SAC305). Clean top of CPU with desoldering braid at 320°C, then extract lower CPU die at 345°C - 355°C.

     * Method B (Single-Unit Extraction):

       Heat the entire SoC quadrant at 350°C - 355°C for 35-40 seconds with 50% airflow. Test edge with curved tweezers. Lift entire sandwich vertically at 90° once lower solder joints melt completely.

   - PCB BGA Pad Planarization:

     * Add leaded rosin flux and use a 2.5mm copper desoldering wick under a soldering iron chisel tip (T12-D24 / C210-020) at 330°C.

     * Gently wick away residual lead-free solder until motherboard pads are perfectly flat. Clean thoroughly with pure anhydrous isopropyl alcohol (IPA). Inspect under a microscope for pad oxidation or torn mask webbing.

2. PRECISION REBALLING WITH AMAOE SM8150 STENCIL

   - Dual-Temperature Alloy Strategy (CRITICAL):

     * Lower Layer (CPU to Motherboard): Use Medium-Temperature Leaded Solder Paste: Sn63/Pb37 (Melting Point: 183°C).

     * Upper Layer (CPU Upper Surface to LPDDR4X RAM): Use Low-to-Medium Temperature Solder Paste: Sn63/Pb37 (183°C) or specialized 158°C Bi-Ag alloy.

     * Rationale: When reflowing the assembled CPU back to the motherboard, the lower balls must melt and seat properly without causing the upper RAM layer to overheat, bubble, or bridge.

   - Stencil Registration & Paste Packing:

     * Place cleaned SM8150 CPU into the dedicated lower-layer aperture of the AMAOE SM8150 stencil plate.

     * Verify under 10x-20x magnification that every micro-pad aligns squarely with the laser openings.

     * Squeeze Sn63/Pb37 paste onto lint-free paper and press firmly with a spatula to absorb excess flux solvent until it reaches a matte, putty-like consistency.

     * Spread paste firmly into the apertures with a stainless steel squeegee at a 45° angle. Scrape surface clean in a single diagonal stroke.

   - Thermal Forming of Solder Spheres:

     * Air Station Parameters: Temperature: 285°C - 300°C | Airflow: 25% - 30% (Low airflow prevents ball popping).

     * Direct nozzle 3cm - 4cm above the plate. Warm the surrounding steel plate first to relieve thermal stress, then sweep smoothly across the aperture grid.

     * Watch the paste melt into gleaming spherical balls. Allow 10 seconds to cool, then release the chip from the stencil underside.

   - Secondary Ball Finishing:

     * Apply a micro-droplet of liquid flux over the reballed spheres.

     * Reflow with hot air at 280°C for 3 seconds to perfect sphericity and eliminate micro-burrs.

   - Reballing LPDDR4X RAM (Upper Layer):

     * Repeat identical procedure using the dedicated SM8150 RAM aperture on the AMAOE plate.

3. MOTHERBOARD SOLDERING & ALIGNMENT

   - Dispense a micro-thin, uniform sheen of high-tack flux across the motherboard BGA pad array.

   - Align the Pin 1 orientation index (laser dot on CPU corner) with the silkscreen bracket on the PCB.

   - Soldering Parameters:

     * Temperature: 330°C - 340°C | Airflow: 40% - 45%.

     * Heat in smooth, wide circular loops around the chip boundary, gradually closing inward.

     * Once the solder reflows, the chip will sink slightly and self-center. Give one corner a microscopic tap with fine tweezers (<0.2mm displacement); the IC will immediately bounce back into center position due to liquid solder surface tension.

   - Solder Upper RAM Layer:

     * Allow CPU to cool for 2 minutes. Apply a micro-thin layer of flux to the top of the CPU die.

     * Align reballed LPDDR4X RAM. Reflow at 320°C - 330°C with 35% airflow until RAM self-aligns.
